A report on a semiconductor superlattice frequency multiplier for generation of submillimeter waves is presented. The principle is based on the nonlinearity of the miniband transport in a GaAs/AlAs superlattice. Pump radiation around 100 GHz is used. The frequency multiplication is demonstrated by studying the emission spectrum with a Fabry-Perot interferometer and by investigating an absorption line of methanol gas.
