Summary form only given. In this paper, we will review the design and system performance of multiple quantum well (MQW)-based InGaAsP III-V Mach-Zehnder (MZ) modulators. These modulators are well suited for long-distance optical fiber systems due to their small size, low drive power requirement, flexible chirp control, small wavelength sensitivity, long-term reliability and possible integration to a laser source. This paper will discuss both 2.5-Gbit/s and 10-Gbit/s applications. System performances achieved with monolithically integrated laser-modulator devices as well as with a co-packaged laser source and modulator chip will be presented.
