Monolithic active/passive mode locked DBR lasers for 4/spl times/10 Gb/s OTDM application at 1.55 /spl mu/m are realized by low cost 2"-technology. The devices show excellent performance at STM-64 frequency: they deliver nearly time-bandwidth limited (<0.4) and wavelength tunable (4.3 nm range) optical RZ pulses of down to 8 ps pulse width.
