Summary form only given. High-power, narrow linewidth single mode laser sources at 1.3 /spl mu/m wavelength have important applications in analog cable television (CATV) transmitting systems. The combination of high power and narrow linewidth could make them an attractive alternative for applications that currently rely on diode-pumped Nd:YAG solid state lasers as well as offer greater flexibility in CATV systems. We have fabricated 1.3 /spl mu/m InGaAsP strained MQW DFB lasers with chip power of 220 mW and fiber coupled power up to 110 mW with excellent single mode characteristics. We have measured linewidths below 100 kHz in these lasers.
