We have demonstrated single photon counting at 1.52 /spl mu/m in custom separate-absorption-charge-multiplication (SACM) APDs with In/sub 0.53/Ga/sub 0.47/As absorption and In/sub 0.52/Al/sub 0.48/As multiplication layer. The operating parameters such as temperature, excess bias and discriminator threshold have been optimized for better single photon detection performance.
