A plasmon-resonant photomixer incorporating a super-grating gate structure of quantum wires with a 100-nm interval can improve the frequency tunability of terahertz radiation. Gate-bias distribution applied to each gate finger can control the periodicity of plasmon resonant cavities. FDTD simulation demonstrated that the radiation power can be enhanced over a wide frequency range by tuning the structure-dependent transmittance-peak frequency to the plasmon resonant frequency of the nature of a plasmon-resonant cavity.
