We proposed a novel InGaAsP/InP distributed Bragg reflector laser diode (DBR LD) with very wide continuous tuning range due to the thermal effect. In this device, the refractive indices of the phase-control section and the DBR section are thermally controlled by thin-film heaters embedded on passive waveguides. A tuning range of 30.6 nm with mode hopping, and of 9.3 nm without mode hopping have been achieved.
